Ariane TOMAS will defend her thesis on December 19th, 2023 at 10:30 a.m., (amphi JP. DOM – IMS Laboratory) on the subject : “Contribution to the reliability evaluation of QFN and WLP packages: Thermo- and hygro-mechanical studies of epoxy mold compounds”.
This thesis is in partnership with the laboratory IMS and the company UMS. The context is the development and evaluation of encapsulation technology allowing heterogeneous integration. The objective of this thesis is to understand how the interaction between the packaging resin and the chips influences the component reliability and can lead to failures linked to thermal and humidity constraints. The objectives of this work are also to determine the influence of the choice of epoxy mold compounds and therefore of the material properties on the thermomechanical and hygromechanical behavior of the component. It is then a question of establishing a methodology to study these behaviors through the analysis of mold compounds.
